Abstract:
Due to the low power consumption, CMOS structures are preferred for creating large and ultra-large integrated circuits. However, the reliability of the circuits is largely limited by the latch phenomenon that occurs in CMOS structures. The electrical characteristic of the latch up phenomenon in a CMOS integrated circuit is characterized by the presence of a number of anomalous phenomena. These effects distort and make ambiguous the results of measuring the electrical sensitivity of the circuits to the latch. The development of microelectronics is constantly striving to reduce the size of the elements of integrated circuits, in particular transistors. Reducing the size of integrated circuits leads to the amplification of short-channel effects in MOS transistors. When reducing the size of integral elements, various options for scaling devices with a metal-oxide-semiconductor structure are considered. The mechanisms that cause the appearance of the snap-in do not depend on the conductivity type of the semiconductor region of the pocket.

Simulation of the Ion Implantation of Metal Nanoparticle in Dielectric Matrix

Abstract:
The greatest success of ion implantation has been achieved in the field of planar technology of semiconductor devices and integrated circuits. The development of devices with elements of nanoparticles, including the active region of which are metal nanoparticles in a dielectric matrix, has been greatly developed. The aim of the work is to simulate the process of ion implantation of a structure consisting of gold nanoparticles in a silicon dioxide matrix and calculations of the distribution of doping ions, cascades of displaced matrix ions and nanoparticles, as well as the distribution of ions reflected from the nanoparticles. The implantation conditions vary depending on the position of the projection of a point on the surface of the structure on the horizontal radius of the nanoparticle from the center to the periphery. A physical model of the process of ion implantation of gold nanoparticles located in a silicon dioxide matrix has been compiled. The process of ionic doping of the structure with boron and arsenic ions was simulated for different cross sections, and graphs of the distribution of doping ions, recoil atoms, reflected and sputtered ions were obtained depending on the coordinate from the center of the nanoparticle.

Abstract:
The subject of the research is the control module of a three-phase asynchronous motor with Autonomous power supply; this module is designed for vector control of an asynchronous three-phase motor. The device is made on the basis of modern achievements of microelectronics technologies, digital - analog integrated circuits and digital and analog signal processing controller with built-in PWM circuits.Field of application of the developed device: can be used in any enterprise to control machines with asynchronous drive.The designed device is designed to control an asynchronous motor and regulates and measures its main parameters. At the heart of the control module control three-phase asynchronous motor with Autonomous power supply is a method that is based on the implementation of the regulation of the measurement of its basic parameters based on vector control. The developed device should be implemented in the form of a structure consisting of a certain number of functional subsystems reflecting the principles of decomposition both on a technological basis and in accordance with the hierarchy of implemented management tasks.In the course of the work, the schemes of electrical structural and principal, as well as the printed circuit Board of the device were developed. The developed module is characterized by small dimensions, the possibility of modernization, and low cost.

Abstract:
The subject of the research is the questions of information security and resistance to unauthorized penetration in automated process control systems. The results of statistical analysis of incidents, failures, accidents and fires on industrial facilities which have different levels of automation are presented. The solution which completely excludes an opportunity by means of a malicious code, to interfere with managing functions of industrial controllers is presented by development of the additional programming module providing data exchange in SCADA system and in managing controllers. The methodological basis of the research is the systems analysis and system synthesis of processes and means in automated systems. The main result of the research is the solution which completely excludes an opportunity by means of a malicious code, to interfere with managing functions of industrial controllers. The price of such solution is the development of additional programming module which will provide data exchange in the SCADA systems projects and in projects of managing controllers, hiding communication parameters, and also random access to memory of managing controllers.

Abstract:
The object of the research is the mobile networks. The subject of the research is the algorithms that allow to determine the optimal location of base stations, as well as such equipment capacity that will be enough to serve subscribers with an acceptable level of overloads and other requirements for quality of service. The goal is to design the network in terms of the criterion for minimizing the cost of all network elements, taking into account the expected number of subscribers and traffic. The specificity of the objective function and its arguments, as well as constraints, allows to define the problem under investigation as a conditional optimization problem and apply the tools used in these cases to solve it. As a result, a generalized algorithm for solving problems of structural synthesis for systems whose distinctive feature is the presence of mobile subscribers and base stations that service them by receiving and transmitting a signal is described. A comparative analysis of existing approaches to solving the problem allowed us to formalize the objective function and limitations. The usefulness of the results is the possibility of their use (after the implementation of algorithms for solving the problem) for the design and implementation of modern mobile communication systems.
